Trends in IC Failure Analysis

Semiconductor trends as embodied in the International Technology Roadmap for Semiconductors provides a guide for the challenges facing the failure analysis community. The increased complexity of devices as the industry drives toward system on chip defines the requirements for better test-based methods for isolation as well as better techniques for physical failure site isolation. New approaches as well as improvements in existing techniques for failure site isolation will be discussed. In addition, the trend towards backside analysis to address the loss of accessibility to circuit nodes will be discussed. Smaller feature sizes drive a requirement for higher resolution tools for observation of defects, sample preparation and chemical analysis. Current and anticipated trends in these areas will be discussed as well.

Dr. Lawrence C. Wagner President (2006-2007)

Lawrence (Larry) Wagner is the Failure Analysis Technical Strategy Manager and a Distinguished Member of Technical Staff at Texas Instruments, Dallas, Texas. He earned a bachelor's degree in chemistry from Marquette University and a Ph.D. in physical chemistry from Purdue University. After two years in the High Temperature Chemistry Group at Argonne National Laboratory, he joined Texas Instruments as a failure analysis engineer in 1976. He managed the failure analysis lab for 15 years, starting in 1979. Dr. Wagner has published extensively, including the book, Failure Analysis of ICs: Tools and Techniques, published in 1999 by Kluwer Academic. He has delivered six tutorials on failure analysis, including tutorials at the International Reliability Physics Symposium, International Symposium on the Physical and Failure Analysis of Integrated Circuits, and the Materials Research Society. He is a member of the Product Engineering Council at Texas Instruments and the Sematech Product Analysis Forum and represents Texas Instruments on the Sematech Quality Council. He was the first president of the Electronic Device Failure Analysis Society (EDFAS) and the first editor of Electronic Device Failure Analysis News. He was also the 1995 general chair of the International Symposium for Testing and Failure Analysis (ISTFA). He chaired the Sematech Product Analysis Forum in 2000. Larry Wagner joined ASM in 1987 and is now a member of EDFAS as well as IEEE, ACS, Sigma Chi and ASMS.

Directions to IPST

From the Airport or I-75/I-85 Northbound Take I-75/I-85 North to Exit 250 (Tenth Street - Fourteenth Street - Georgia Tech). Turn left at exit light on Tenth Street. Go about 3/4 mile and turn left on Hemphill Avenue. At the first stop sign, turn right onto Ferst Drive. The Love building is on the left, about 1/10 of a mile down.

From I-75 or I-85 Southbound Take I-75 south to Exit 250 (Sixteenth Street - Fourteenth Street - Tenth Street), or take I-85 south to Exit 84 (17th Street - 14th Street - 10th Street). Follow the signs south on Techwood Drive to Tenth Street. Take Tenth Street westbound (turn right). Go about 3/4 mile and turn left on Hemphill Avenue. At the first stop sign, turn right onto Ferst Drive. The Love building is on the left, about 1/10 of a mile down.

Atlanta ASM Chapter's Year Book for 2006-2007
